ZnO quantum wells

par sinfo - publié le , mis à jour le

ZnO quantum wells grown along the (c) axis present a strong spontaneous polarization, as well as a strain-dependent piezo-electric polarization. Our experience on nitride quantum wells allowed us to unambiguously determine the value of the corresponding internal electric field in ZnO/(Zn,Mg)O hetero-structures, and its variation with the Mg content in the barriers. We now focus on ZnO heterostructures grown on other crystalline planes.

Energy and radiative lifetime (circles) of excitons in ZnO/(Zn,Mg)O quantum wells (samples specifically grown by MBE, C. Morhain, CRHEA). Comparison with calculated values (lines) within the envelope function formalism for an internal electric field of 0.9 MV/cm. The green dotted line indicates the exciton energy in bulk ZnO. - © L2C
