Despite the ultimate performance of the existing cascade lasers, simple interband emitters in the mid-infrared (IR) can still be of interest as a cheaper and widely tunable alternative for some applications. In this work, we show mid-infrared stimulated emission (SE) at 5–6 μm wavelength from an optically pumped mercury–cadmium–telluride quantum well (QW) heterostructures at temperatures up to 200 K. At lower temperatures, the SE threshold appears to be mostly determined by conventional eeh Auger recombination, while the contribution of alternative QW-specific ehh Auger processes is limited. At higher temperatures, we establish heating of the electron gas by pumping radiation as a primary factor responsible for the thermal quenching of the SE. Consequently, both pumping scheme and QW designs should be carefully revised to minimize carrier heating in order to realize near-to-mid-IR optical converters operating close to ambient temperature. We suggest using low-barrier QWs to minimize excessive heat introduced in the QW upon carrier capture and also to eliminate eeh Auger processes involving excited QW subbands. Thus, mid-infrared HgCdTe lasers are expected to reach operating temperatures readily attainable under thermoelectric cooling

We have calculated two-dimensional plasmon energy spectra in HgTe/CdHgTe quantum wells with normal, gapless, and inverted energy spectra with different electron concentrations, taking into account spatial dispersion of electron polarizability and plasmon interaction with the optical phonons. The spectra of the absorption coefficients of two-dimensional plasmons are found. It is shown that an increase of electron concentration in a quantum well leads to a decrease in the plasmon absorption coefficient. We have calculated the probabilities to recombine via the plasmon emission for nonequilibrium holes. The threshold concentrations of the nonequilibrium holes, above which the plasmon amplification is possible, have been calculated for various electron concentrations. It is shown that the presence of equilibrium electrons can significantly reduce the threshold hole concentration required for amplification of plasmon in the terahertz wavelength region. The dependencies of threshold hole concentration on electron concentration for different quantum wells are discussed. Gain spectra of the two-dimension plasmon are calculated.

The discovery of Dirac fermions in a number of 2D and 3D materials boosted the solid-state research in an unprecedented way. Among the many hopes of using their exceptional physical properties, it has been argued that their reduced nonradiative losses would allow graphene to compete with quantum cascade lasers (QCLs) in the race for terahertz (THz) emitters. Unfortunately, the nonradiative Auger recombination (AR) process is still active for massless fermions in gapless graphene. However, for massive Dirac fermions, AR can be entirely suppressed below a certain threshold of the carrier’s kinetic energy that depends on the nonparabolicity and the symmetry of the electron and hole dispersions. In this work, by finely tuning the band structure of HgCdTe quantum wells hosting massive Dirac fermions, we set the electronic system below this threshold and demonstrate that the carrier recombination is purely radiative. A coherent interband emission reaching 9.6 THz, that is to say outside the spectral range of current QCLs, is measured under these conditions, opening the way to lossless interband THz emitters.

HgTe quantum wells with a thickness of ${\sim}$7 nm may have a graphene-like band structure and have been recently proposed to be potential candidates for quantum Hall effect (QHE) resistance standards under the condition of operation in the fields above certain critical field $B_c$, above which the topological phase (with parasitic edge conduction) disappears. We present experimental studies of the magnetoresistance of different of HgTe quantum wells as a function temperature and magnetic field, determining the critical magnetic field $B_c$. We demonstrate that for QWs of specific width $B_c$ becomes low enough to grant observation of remarkably wide QHE plateaus at the filling factor ${v=-1}$ (holes) in relaxed cryomagnetic conditions: while using commercial 0.82 T Neodymium permanent magnets and temperature of a few Kelvin provided by ${^4He}$ liquid system only. Band structure calculations allow us to explain qualitatively observed phenomena due to the interplay between light holes and heavy holes energy sub-bands (side maxima of the valence band). Our work clearly shows that the peculiar band structure properties of HgTe QWs with massless Dirac fermions make them an ideal platform for developing metrological devices with relaxed cryomagnetic conditions.

The possibility of amplification of the coupled plasmon-optical phonon (LO) mode in HgTe quantum wells (QWs) is theoretically considered assuming an inverted band population. We calculate the dispersion of the plasmon-LO modes taking into account the spatial dispersion of the electronic polarizability. It is shown that stimulated emission of the plasmon-LO mode is possible in the frequency range corresponding to the Reststrahlen band of GaAs both in a 6-nm-wide HgTe/CdTe QW and in a 5-nm-wide HgTe/Cd 0.7 Hg 0.3 Te QW grown on the (013) plane. Due to the anisotropy of the dispersion law for the plasmon-LO mode, the [03-1] direction appears to be optimal for generation.

Both Classical and Quantum Electrodynamics predict the existence of dipole-dipole long-range electrodynamic intermolecular forces, however these have never been hitherto experimentally observed. The discovery of completely new and unanticipated forces acting between biomolecules could have considerable impact on our understanding of the dynamics and functioning of the molecular machines at work in living organisms. Here, using two independent approaches, we demonstrate experimentally for the first time the activation of resonant electrodynamic intermolecular forces. We characterize clustering transitions induced by these forces by fluorescence correlation spectroscopy when out-of-equilibrium conditions induce collective molecular oscillation observed by Terahertz (THz) spectroscopy. This is an unprecedented experimental \textit{proof of principle} of a physical phenomenon that, having been observed for bio-macromolecules and with a long-range of action (up to 1000 ${\mathring{A}}$), could be of importance for biology. Therefore, in addition to thermal fluctuations that drive molecular motion randomly, these resonant (and thus selective) electrodynamic forces may contribute to molecular encounters in the crowded cellular space. We anticipate our findings will provide a basis for future systematic deepening of physical aspects of the reported phenomena and for future systematic assessment of the relevance of electrodynamic forces in shaping the dynamics of biomolecular encounters and recognition in biology.

The dispersion laws of two-dimensional plasmons in narrow-gap HgTe/CdHgTe quantum wells are calculated taking into account the spatial dispersion of the electron susceptibility. At the energy scale of the band gap the dependence of plasmon frequencies on the wave vector is shown to be close to linear that changes significantly the critical concentration of noneqilibrium electron-hole gas corresponding to 'switching-on' the carrier recombination with plasmon emission. The recombination rates with the plasmon emission have been calculated. The 'plasmon' recombination is shown to dominate at the carrier concentration over (1.2-2) 10 11 cm −2 in a 5-nm-wide HgTe quantum well (band gap of 35 meV) that makes plasmon generation (spasing) in THz frequency range feasible.
