Determination of light amplification processes in MOCVD grown ZnCdSe GRINSCH structures

Résumé: In this paper we present measurements of light amplification in optically pumped ZnCdSe graded refraction index separate confinement heterostructures (GRINSCH). In several differently designed samples we observe the presence of two gain mechanisms, which involve localized excitons and exciton-exciton inelastic scattering processes, respectively, The influence of the GRINSCH structure on gain is discussed with respect to light guiding variations due to sample design. A numerical simulation is used to investigate the phenomenon of gain quenching with decreasing barrier width.

Résumé: We report here on the study of the optical properties of ZnCdSe-ZnSe quantum structures elaborated by metal-organic chemical vapour deposition on GaAs substrates. The band structure of these samples is experimentally investigated by means of photoluminescence and photoreflectance spectroscopy. This makes clear the relationship between strain, carrier confinement and excitonic effects. We have computed for the first time heavy- and light-hole excitons associated with ground and excited states sub-bands, in the context of a self-consistent two-parameter trial function. Résumé: We have grown graded index separate confinement heterostructures (GRIN-SCH) for microgun blue-green laser by low pressure MOVPE. A first study was carried out using selenium hydride, dimethyl cadmium and two dimethylzinc adducts as Se, Cd and Zn precursors respectively. This combination leads to intense prereactions and poor layer morphology. To limit this problem we have then used the tetrahydrothiophene:dimethylcadmium adduct. We have first investigated the quality of thick ZnCdSe layers grown using the two sets of precursors. Then, GRIN-SCH structures grown using the two cadmium metalorganics were studied using photoluminescence and optical pumping experiments. (C) 1997 Elsevier Science S.A.

Résumé: Epitaxial layers of ZnSe and ZnS have been grown on GaAs (100) substrates by low-pressure metal-organic vapor phase epitaxy (MOVPE) and etched out from their substrates, The optical qualify of the layers has been investigated at 2 K by low-intensity reflection, transmission and photoluminescence measurements.

Résumé: heoretical studies of the excitonic properties for different designs of MgS-ZnSe structures are presented. Excitonic binding energies are calculated for single quantum wells. For MgS-ZnSe superlattices, the energy of electron-hole transitions are evaluated and compared with the experimental photoluminescence spectra.
