Cooling of nuclear spins in doped semiconductors via their dynamic polarization by optical pumping is a powerful method for harnessing ubiquitous fluctuations of nuclear spin, which constitute a well-known decoherence channel for the electronic spins. The idea of spin cooling is based on the hypothesis of spin temperature, which states that nuclear spin system (NSS) reaches an internal thermal equilibrium long before it comes to equilibrium with the external bath (crystal lattice). Although thermodynamic framework has been successfully employed for the description of a variety of the experimental data, a rigorous check of this concept in semiconductors was impossible until recently, in particular at low magnetic field. The reason for that is the lack of experimental techniques allowing nonperturbative optical control over adiabatic transformation of the NSS.We have recently developed such methods, based on off-resonant Faraday rotation and spin noise spectroscopy [1, 2]. Using these techniques, combined with dark-interval photoluminescence spectroscopy, we established a comprehensive picture of the nuclear spin relaxation efficiency, its magnetic field, temperature, and carrier concentration dependence in doped GaAs, a model system in the field of nuclear spin physics in semiconductors [3-5]. We also analyzed the interplay between four relevant relaxation mechanisms: hyperfine interaction, quadrupole interaction, spin diffusion and Korringa mechanisms.Understanding of field dependence of NSS dynamics allowed us to obtain a new insight into the NSS thermodynamics, and verify the spin temperature concept in GaAs bulk material and microcavities [6]. We have demonstrated, that NSS exactly follows the predictions of the spin temperature theory, despite the quadrupole interaction that was earlier reported to disrupt nuclear spin thermalization in quantum dots [7]. L’oxyde de zinc est un matériau prometteur pour la réalisation de composants optoélectroniques dans la gamme des émetteurs UV. Pour cela il faut développer des hétéro-structures tel que des puits quantiques ZnO/(Zn, Mg)O afin de mieux contrôler les propriétés d’émissions. Ce travail porte sur la caractérisation de telles structures crûes sur le plan A, surface non polaire, de ZnO massif. A partir de mesures de spectroscopie optiques (réflectivité, photoluminescence en excitation continue et photoluminescence résolue en temps) nous avons déterminé les différents phénomènes physiques mis en jeux lors de la recombinaison radiative des porteurs dans ces puits quantiques. Dans un premier temps, nous avons étudié en détail l’émission des photons par les barrières de (Zn, Mg)O. Grace à l’étude en température nous avons montré que l’émission optique de la barrière correspond à la recombinaison de paires électron trou en interactions (excitons) qui sont à basses températures localisées dans des fluctuations de potentiel. Sous l’effet de la température ils se délocalisent et se recombinent comme des exciton libres. L’étude détaillée des déclins temporels de photoluminescence nous à permis de démontrer que nous avions affaire à deux états excitoniques différents qui présentent des dynamiques de recombinaisons différentes. Un modèle est proposé pour rendre compte des différentes observations. La partie principale de ce travail porte sur le comportement des excitons dans le puits quantique. Le résultat majeur de cette étude est la démonstration expérimentale que dans ce cas des complexes excitoniques, ici des trions chargé négativement (exciton en interaction avec un électron libre), se forment à basse température et sont responsable de la luminescence observée. De plus, en variant la densité d’excitation nous avons montré que se former également des bi-excitons (pseudo particule formée de deux exciton en interactions). Le comportement en température de la photoluminescence obtenue dans différente conditions d’excitation à permis de démontrer que sous l’effet de l’énergie thermique les complexes excitoniques se dissociés pour créer des excitons libres. Des mesures en fonction de la polarisation de la lumière émise et de la température ont permis également d’étudier l’état C de l’exciton dans le puits. Les dynamiques de recombinaison des différents complexes excitoniques sont examinées en fonction de la température.

Le nitrure de bore hexagonal (h-BN) est un semi-conducteur à large bande interdite (~ 6 eV) avec une stabilité thermique et chimique très élevées lui offrant la possibilité d'être utilisé dans des dispositifs fonctionnant dans des conditions de fonctionnements extrêmes. La nature indirecte de la bande interdite dans h-BN a été étudiée à la fois par des calculs théoriques et par des expériences. Un exciton indirect et des recombinaisons assistées par phonons dans h-BN ont été observées par photoluminescence.Durant cette thèse, nous avons étudié les propriétés optiques de cristaux massifs et de couches hétéro-épitaxiales de nitrure de bore hexagonal. Nous avons étudié des échantillons provenant de différentes sources et des cristaux qui ont été fabriqués en utilisant différentes méthodes de croissance pour nous permettre de mesurer les propriétés optiques intrinsèques de h-BN. Nous rapportons l'impact des symétries des phonons sur la réponse optique du h-BN en effectuant des mesures photoluminescence résolues par polarisation. L’analyse des données en polarisation, nous permet de mesurer la contribution du phonon manquant, celui qui n'a pas été détectée avant cette thèse. En suite, nous démontrons que l'origine de la structure fine du spectre de PL provient pour chaque réplique phonon d’une diffusion complémentaire de type Raman faisant intervenir le mode de phonon E2g à basse énergie (mode de cisaillement inter-feuillets). Les spectroscopies de photoluminescence et de diffusion inélastique Raman ont été combinées pour quantifier l'influence des effets isotopiques sur les propriétés optiques de h-BN ainsi pour révéler que les modifications des interactions de van de Waals liées à l'utilisation de 10B et 11B ou du bore naturel pour la croissance de cristaux h-BN massifs.Enfin, nous étudions des epitaxis de h-BN crues par Épitaxie sous Jets Moléculaires. L'utilisation conjointe de l’imagerie par microscopie à force atomique (AFM) et de la spectroscopie de photoluminescence permet de comprendre la première observation de recombinaison assistée par phonons dans des épitaxies de h-BN sur le saphir et le graphite. Ce résultat indique que la croissance de h-BN à large échelle par méthode épitaxiales est en voie d'acquérir la maturité nécessaire au développement technologique de h-BN.

I will discuss here our results on phonon-assisted recombination in hBN, from bulk crystals to few-layer samples. First, I will focus on hBN crystals where the combination of isotopic purification, Raman scattering and polarized-resolved photoluminescence allowed us to identify the different phonon modes involved in the efficient phonon-assisted recombination in bulk hBN. In a second part, I will discuss photoluminescence experiments in epilayers grown by high-temperature molecular beam epitaxy. These epilayers have a thickness of few monolayers of hBN, and I will show that phonon-assisted recombination displays a distinct phenomenology with a PL spectrum different from the one of bulk crystals.

In this talk, I will discuss the striking co-existence of a high internal quantum efficiency and an indirect bandgap in hexagonal boron nitride.

Exciton-photon coupling in a waveguide geometry is attracting more and more interest in the field of polaritonics. Waveguide polaritons are obtained when the exciton and the guided mode of a photonic waveguide are brought in the strong coupling regime, in strong analogy with cavity polaritons in Fabry-Perot resonators. One of the first demonstrations of waveguide polaritons was reported in a waveguide embedding InGaAs/GaAs quantum wells, with a Rabi splitting of 6 meV [Walker et al., APL 102, 012109 (2013) and Nat. Comm. 6, 8317 (2015)], leading to the observation of ultra-low power temporal solitons at T=10K. Nitride materials offer the possibility to investigate polariton physics up to room temperature thanks to the large binding energy and large oscillator strength of the excitons in GaN. The first demonstration of strong coupling in nitrides waveguides was based on InGaN multiple quantum wells, with a Rabi splitting of 63 meV at 4K, and a strong coupling observed up to T=100K [Ciers et al., Phys. Rev. Applied 7, 034019 (2015)]. In the meantime, we have achieved polariton lasing in a waveguide geometry for the first time in another wide bandgap material, ZnO [Jamadi et al., Arxiv:1708.00501], up to room-temperature.Here we report the enhancement of the Rabi splitting in a bulk GaN slab waveguide, compared to the case of multiple quantum wells. The Rabi splitting in a monomode GaN waveguide reaches 140meV, and slightly decreases to 100 meV at T=300K. To measure it, we have fabricated diffraction gratings on the waveguides and performed polarization-resolved Fourier-space imaging of the TE and TM modes dispersion. Besides, through Fourier-space imaging and spectral filtering of the photoluminescence image we have measured the polaritons propagation length as a function of the detuning: at T=10K it amounts to 10µm at zero detuning and 30µm at more negative detuning (= -Rabi); most importantly, similar propagation lengths are observed up to room temperature.The increased Rabi splitting and large propagation lengths pave the way for the demonstration of polariton lasers at room temperature in a GaN waveguide, and for a control of the nonlinear processes in polariton fluids of light.
